I. Tổng Quan Thụ Động Hóa Bề Mặt Silicon
Thụ động hóa bề mặt silicon đóng vai trò quan trọng trong công nghệ bán dẫn hiện đại. Quá trình này giúp cải thiện chất lượng bề mặt silicon và giảm tái kết hợp bề mặt. Luận án của David J. Michalak tại California Institute of Technology nghiên cứu sâu về vật lý và hóa học của quá trình thụ động hóa. II. Cơ Chế Vật Lý Thụ Động Hóa Silicon
Cơ chế vật lý của thụ động hóa silicon liên quan đến tương tác phức tạp giữa bề mặt và lớp bảo vệ. Quá trình hình thành lớp oxide silicon diễn ra qua nhiều giai đoạn khác nhau. Các nguyên tử oxy khuếch tán vào bề mặt silicon tạo thành SiO2 nhiệt. Lớp này có cấu trúc amorphous với mật độ nguyên tử cao. Chất lượng của lớp passivation layer phụ thuộc vào điều kiện tạo màng. 2.1. Hình Thành Lớp Oxide Silicon
Lớp oxide silicon hình thành qua phản ứng giữa silicon và oxy. Quá trình oxy hóa nhiệt xảy ra ở nhiệt độ cao từ 800-1200°C. Nguyên tử oxy xâm nhập vào mạng tinh thể silicon tạo liên kết Si-O. SiO2 nhiệt có chất lượng cao với ít khuyết tật. Tốc độ tăng trưởng phụ thuộc vào nhiệt độ và nồng độ oxy. Lớp oxide silicon đóng vai trò quan trọng trong thụ động hóa bề mặt silicon.
2.2. Vai Trò Của Silicon Dioxide
Silicon dioxide là vật liệu thụ động hóa phổ biến nhất. Lớp SiO2 cách điện tốt và bền vững hóa học. Cấu trúc amorphous của silicon dioxide chứa ít trạng thái bề mặt. Độ dày lớp oxide silicon thường từ vài nanometer đến trăm nanometer. Chất lượng bề mặt được cải thiện đáng kể sau khi tạo SiO2. Silicon dioxide giảm hiệu quả tái kết hợp bề mặt trong thiết bị.
2.3. Đặc Tính Silicon Nitride
Silicon nitride là lựa chọn thay thế cho silicon dioxide. Lớp Si3N4 có hệ số khúc xạ cao hơn SiO2. Silicon nitride chứa hydro giúp thụ động hóa liên kết đứt gãy. Quá trình lắng đọng hơi hóa học tạo lớp silicon nitride chất lượng cao. Mật độ trạng thái bề mặt giảm mạnh khi sử dụng Si3N4. Ứng dụng chính của silicon nitride là lớp chống phản xạ trong pin mặt trời.
III. Hóa Học Bề Mặt Silicon Và Thụ Động Hóa
Hóa học bề mặt silicon quyết định hiệu quả của quá trình thụ động hóa. Các phản ứng hóa học trên bề mặt silicon tạo ra các nhóm chức năng khác nhau. Liên kết Si-H, Si-O và Si-N đóng vai trò quan trọng trong passivation. Mỗi loại liên kết có ảnh hưởng riêng đến mật độ trạng thái bề mặt. Quá trình làm sạch bề mặt silicon trước thụ động hóa cực kỳ quan trọng. Các tạp chất và oxide tự nhiên phải được loại bỏ hoàn toàn. Kiểm soát hóa học bề mặt giúp đạt được chất lượng bề mặt tối ưu.
3.1. Phản Ứng Hóa Học Trên Bề Mặt
Bề mặt silicon phản ứng với nhiều loại chất khác nhau. Oxy tạo liên kết Si-O hình thành lớp oxide silicon tự nhiên. Hydro tạo liên kết Si-H giúp thụ động hóa các liên kết đứt gãy. Nitơ phản ứng tạo silicon nitride với tính chất điện tốt. Các phản ứng này ảnh hưởng trực tiếp đến chất lượng bề mặt silicon. Kiểm soát phản ứng hóa học là chìa khóa cho thụ động hóa hiệu quả.
3.2. Liên Kết Hóa Học Và Passivation
Liên kết Si-H là loại passivation đơn giản nhất. Hydro bão hòa các liên kết đứt gãy trên bề mặt silicon. Liên kết Si-O trong lớp oxide silicon cung cấp passivation bền vững. Silicon dioxide có mật độ trạng thái bề mặt thấp nhất. Liên kết Si-N trong silicon nitride kết hợp cả hai lợi ích. Chất lượng liên kết hóa học quyết định hiệu quả giảm tái kết hợp bề mặt.
3.3. Xử Lý Bề Mặt Trước Thụ Động Hóa
Làm sạch bề mặt silicon là bước tiên quyết quan trọng. Oxide tự nhiên phải được loại bỏ bằng dung dịch HF. Tạp chất hữu cơ và kim loại được rửa sạch bằng hóa chất đặc biệt. Bề mặt silicon sạch cực kỳ phản ứng với môi trường. Quá trình thụ động hóa phải thực hiện ngay sau làm sạch. Chất lượng xử lý bề mặt ảnh hưởng trực tiếp đến kết quả cuối cùng.
IV. Mật Độ Trạng Thái Bề Mặt Silicon
Mật độ trạng thái bề mặt là thông số quan trọng đánh giá chất lượng thụ động hóa. Trạng thái bề mặt xuất hiện do liên kết đứt gãy và khuyết tật cấu trúc. Các trạng thái này hoạt động như trung tâm tái kết hợp cho điện tử và lỗ trống. Mật độ cao của trạng thái bề mặt làm giảm hiệu suất thiết bị. Thụ động hóa silicon nhằm giảm thiểu mật độ này xuống mức tối thiểu. Các phương pháp đo lường bao gồm C-V, photoconductance decay và SPV. Giá trị mật độ trạng thái bề mặt thấp chứng tỏ passivation hiệu quả.
4.1. Nguồn Gốc Trạng Thái Bề Mặt
Trạng thái bề mặt xuất hiện từ liên kết đứt gãy trên bề mặt silicon. Cấu trúc tinh thể bị gián đoạn tại ranh giới silicon-không khí. Các nguyên tử silicon trên bề mặt thiếu liên kết tạo dangling bonds. Tạp chất và khuyết tật cấu trúc cũng góp phần tạo trạng thái bề mặt. Oxide tự nhiên không hoàn hảo chứa nhiều khuyết tật. Mật độ trạng thái bề mặt cao làm tăng tái kết hợp bề mặt.
4.2. Ảnh Hưởng Đến Hiệu Suất Thiết Bị
Tái kết hợp bề mặt giảm hiệu suất pin mặt trời đáng kể. Điện tử và lỗ trống tái kết hợp qua trạng thái bề mặt. Dòng điện ngắn mạch và điện áp hở mạch đều bị ảnh hưởng. Transistor có trạng thái bề mặt cao hoạt động kém ổn định. Tuổi thọ thiết bị giảm do tái kết hợp bề mặt không kiểm soát. Giảm mật độ trạng thái bề mặt là mục tiêu chính của thụ động hóa silicon.
4.3. Phương Pháp Đo Lường
Đo capacitance-voltage (C-V) xác định mật độ trạng thái bề mặt. Phương pháp photoconductance decay đánh giá thời gian sống carrier. Surface photovoltage (SPV) đo điện thế bề mặt dưới chiếu sáng. Mỗi kỹ thuật có ưu điểm và hạn chế riêng. Kết hợp nhiều phương pháp cho kết quả chính xác nhất. Các phép đo này đánh giá hiệu quả của quá trình thụ động hóa silicon.
V. Kỹ Thuật Tạo Lớp Thụ Động Hóa Silicon
Nhiều kỹ thuật khác nhau được sử dụng để tạo lớp passivation layer. Oxy hóa nhiệt là phương pháp truyền thống tạo SiO2 nhiệt chất lượng cao. Lắng đọng hơi hóa học (CVD) cho phép tạo silicon nitride và oxide ở nhiệt độ thấp hơn. Lắng đọng lớp nguyên tử (ALD) cung cấp kiểm soát độ dày chính xác. Plasma-enhanced CVD (PECVD) tạo lớp passivation ở nhiệt độ phòng. Mỗi kỹ thuật có ứng dụng và ưu điểm riêng. Lựa chọn phương pháp phụ thuộc vào yêu cầu cụ thể của thiết bị.
5.1. Oxy Hóa Nhiệt Silicon
Oxy hóa nhiệt tạo lớp SiO2 nhiệt chất lượng cao nhất. Quá trình diễn ra ở nhiệt độ 800-1200°C trong môi trường oxy. Lớp oxide silicon hình thành qua khuếch tán oxy vào bề mặt. Chất lượng bề mặt silicon sau oxy hóa nhiệt rất tốt. Mật độ trạng thái bề mặt đạt giá trị thấp nhất. Phương pháp này là tiêu chuẩn vàng trong công nghệ thụ động hóa silicon.
5.2. Lắng Đọng Hơi Hóa Học
CVD cho phép tạo silicon nitride và silicon dioxide ở nhiệt độ thấp. Khí tiền chất phản ứng trên bề mặt silicon tạo lớp màng mỏng. Quá trình PECVD sử dụng plasma để tăng tốc phản ứng. Nhiệt độ lắng đọng có thể thấp đến 200-400°C. Silicon nitride từ CVD chứa hydro giúp passivation tốt hơn. Kỹ thuật này phù hợp với nhiều loại substrate khác nhau.
5.3. Các Phương Pháp Tiên Tiến
Atomic layer deposition (ALD) cung cấp kiểm soát độ dày cấp nguyên tử. Lớp passivation layer từ ALD có tính đồng nhất cao. Kỹ thuật này phù hợp cho cấu trúc 3D phức tạp. Passivation bằng aluminum oxide (Al2O3) cho kết quả tốt trên silicon. Các phương pháp lai ghép kết hợp ưu điểm của nhiều kỹ thuật. Nghiên cứu tiếp tục phát triển kỹ thuật mới để cải thiện chất lượng bề mặt silicon.
VI. Ứng Dụng Thụ Động Hóa Trong Công Nghệ
Thụ động hóa silicon có ứng dụng rộng rãi trong công nghệ bán dẫn. Pin mặt trời phụ thuộc vào passivation để đạt hiệu suất cao. Transistor MOSFET sử dụng lớp oxide silicon làm cách điện cổng. Vi mạch tích hợp yêu cầu chất lượng bề mặt tối ưu cho độ tin cậy. Cảm biến và thiết bị quang điện tử cũng hưởng lợi từ passivation tốt. Công nghệ thụ động hóa silicon tiếp tục phát triển đáp ứng nhu cầu mới. Hiểu biết về vật lý và hóa học passivation là nền tảng cho đổi mới công nghệ.
6.1. Pin Mặt Trời Silicon
Pin mặt trời silicon đạt hiệu suất cao nhờ passivation tốt. Tái kết hợp bề mặt là nguyên nhân chính làm giảm hiệu suất pin. Lớp passivation layer giảm mật độ trạng thái bề mặt hiệu quả. Silicon nitride được sử dụng rộng rãi làm lớp chống phản xạ và passivation. Công nghệ PERC sử dụng passivation mặt sau để tăng hiệu suất. Cải thiện thụ động hóa silicon là chìa khóa cho pin mặt trời thế hệ mới.
6.2. Transistor Và Vi Mạch
Transistor MOSFET sử dụng lớp oxide silicon làm điện môi cổng. Chất lượng bề mặt silicon ảnh hưởng trực tiếp đến đặc tính transistor. Mật độ trạng thái bề mặt cao gây ra hiện tượng threshold voltage shift. Passivation tốt cải thiện độ tin cậy và tuổi thọ transistor. Vi mạch tích hợp quy mô lớn yêu cầu kiểm soát chặt chẽ quá trình thụ động hóa. Công nghệ tiên tiến sử dụng high-k dielectrics kết hợp passivation truyền thống.
6.3. Thiết Bị Quang Điện Tử
Photodetector và LED silicon cần passivation để giảm dòng tối. Chất lượng bề mặt silicon quyết định hiệu suất phát hiện ánh sáng. Tái kết hợp bề mặt tạo ra nhiễu trong tín hiệu quang điện. Lớp passivation layer cải thiện tỷ số tín hiệu trên nhiễu. Cảm biến hình ảnh CMOS sử dụng kỹ thuật passivation tiên tiến. Ứng dụng quang điện tử tiếp tục thúc đẩy nghiên cứu về thụ động hóa silicon.

Because so many of these people have been instrumental in my development, both scientifically and personally, I will attempt to mention and thank as many of them as possible in the next few pages. First and foremost is my academic advisor Nate Lewis. Nate is truly an amazing scientist and advisor. He has allowed me the intellectual freedom to pursue those scientific directions that piqued my curiosity.
In lab, I was also allowed the freedom to hypothesize, try, fail, reconsider, and iterate all on my own: a usual sequence of events that practiced my scientific development and developed my confidence. Yet at the same time, Nate could always identify within 5 minutes the source of a problem that had me occupied beyond my means. In addition to being an excellent academic advisor, Nate has been a good friend through many adventures, whether mountain biking, windsurfing, jet skiing, or killing horses. Many of my close friends have been fellow Lewis groupies.
I met Elizabeth “Libby” Mayo as a prospective graduate student at Caltech some weekend in early March 1999. Since then, we have gotten ourselves involved in countless wild ideas, pranks, and ridiculous experiences. Shawn “Sean” Briglin idealizes the perfect friend. Our discovery of mountain boards, master plans, and the San Gabriel Mountains has sent us on numerous, and occasionally near-death, adventures.
Libby, Sean and I were co-founders of the “Skate Squad” TV show, which served as an excellent source of distraction from the intellectual iv stresses of grad school. Florian Gstrein has been an excellent friend and scientific colleague over the past several years. Florian and I collaborated on several projects, and I can fondly remember the countless hours we’d spend together working in the lab or trying to understand the data we had just collected. Lauren Webb and I have braved trips to Brookhaven, Rutgers, Stanford, and probably some other places I’ve since forgotten.
Pat Hurley, David Knapp, and Matt Traub have been great friends and scientific colleagues; I wish we could have spent more time together. During my first couple years at Caltech, Rob Rossi and Will Royea were extremely helpful at introducing me to the field of semiconductor surface science. Bruce Brunschwig, the director of the Molecular Materials Research Center (MMRC), has been a wonderful academic resource, knowledgeable on countless subjects, and he has also been a great friend with an excellent personality. The Lewis group is blessed with an administrative staff that flawlessly runs all behind-the- scenes activities making payment reimbursements, travel arrangements, and grant submissions easy.
Outside her usual duties, Nannette Pettis invited the group to her house for numerous Calzone nights and even let a bunch of us, wielding sledge hammers and axes, bring downa large shed in her back yard. In addition to running everything perfectly, Sherry Feick has increased the morale of the whole group by spoiling us with various baked goods, her caring attitude, and her ceaseless sense of good humor. Sherry has been a great friend and colleague I will miss. From Thai Elvis, to brick oven pizza, to wild parties, all the Lewis group members have made the lab an enjoyable place to be.
I am also grateful for mentorship and friendships outside the Lewis group. Not only have I learned from a wide range of great classes, but the members of my committee have been excellent as well. Rudy Marcus represents an ideal role model on a scientific : and personal level; it has been a joy to learn from him. I have also benefited from both the scientific rigor and friendship of Pat Collier, the latter of which was developed over a margarita (or two) at Amigos and during the re-creation of ZZ Top songs.
Harry Gray, the most recent addition to my committee, has been a great source of guidance and support for academics as well as life. He, Jonas Peters, and David Goodstein took the time to chat with me and my dad about science policy. All of these professors exemplify the caring and interdisciplinary nature that makes Caltech one of a kind. A good friend is one who will selflessly spend many hours helping you overcome your own research problems, and for this reason I am in great debt to Robert Strittmatter, who spent countless hours helping me to understand and repair a broken contactless photoconductivity decay apparatus.
Tom Dunn has also been very helpful whenever I was confronted with equipment no longer working. I am also thankful for the excellent work of Lillian Kremar in the purchase department, who flawlessly sent various chemicals to various cities around the country at short notice. Dian Buchness has beena great co- conspirator in Holiday party planning. And I also have to thank Joe Drew for not getting too upset when Julie and I, caught by security, almost dumped his cart in Millikan pond one fortuitous Holiday-party evening.
Outside of lab, I have been extremely lucky to live in the same city as my best friend from home (the Lancaster, PA, ‘hood). As my closest and oldest friend, Jay Olin has always been there to provide the necessary mix of keeping it real, experiencing new things, and mixing with the Caltech crowd. From music, to games, to filming, to mountain boarding, to just chilling, Jay has been a great part of my life and social group at Caltech. Thanks buddy! Vi I have enjoyed a closer relationship with my sister, Sarah, over the past several years; her visits over holidays and other breaks have always been fun.
My mom has been a great support over the past several years, and it’s been wonderful to share beach holidays with her in California. I have also really enjoyed playing jazz with my dad when he and Bev come for visits. I look forward to seeing more of my parents while I’m on the East Coast for the next couple months. Lastly, and most importantly, is Juliane Fry.
She has been a never-ending, and much-needed, source of optimism, hope, and love. It has been truly wonderful to spend the last several years with her talking science, relaxing with friends, and escaping on diverse mini-breaks. We have battled several moves, day-to-day grad school life, and most recently the thesis process together. She has provided an endless source of support and also the necessary dose of distraction.
I look forward to experiencing the next stages in life together. I love you, Jules! This acknowledgement would be incomplete without a listing of the many other people who have meant more to me than such a simple list can justify. I have been really lucky to live, as roommates, with so many easy-going yet vivacious people such as Theofilos Strinopoulos, Jamie Lindfors, Brett Maune, and, more recently and for a longer time, Juliane Fry, Wendy Belliston Bittner, Garrett Bittner, Christine Ueda, and fellow honorary housie Robert Dirks. Other honorary housemates that have provided much joy and entertainment are Maria Campa, David Knapp, and Donna, Oded, and Charlie Aharonson.
It has been great sharing life with all of these creative and fun individuals. Music is a great hobby of mine and it has been a joy to play with such talented musicians as long-time friend and excellent musician, Jay Olin, with whom we wrote the vũ “Skate Squad” soundtrack and formed the death metal band, “Toxic Waste.” With fellow Toxic Waste-er and Donkey Show-er Colin Cameron, I discovered the joys of weird time signatures. Andrew Spakowitz and I have been playing music together since I first arrived at Caltech, and we’ve shared a fun evolution of various types of music (on various instruments) over the years: Andrew Spakowitz, Colin Cameron, Nicholas Wisniewski, and I as “The Donkey Show”; Andrew Spakowitz, Brendan Kayes, Francis, Lady Lo, and I as the unnamed Hip-Hop, Reggae fusion band; and many other bands with too many guitarists. In this last hour, I’m sure I’ve missed many people very important and dear to me.
While my foggy head missed thanking you on paper, know that, at moments of higher clarity, I have not forgotten your help, support, and love. Lastly, I want to thank all of the people who have spent several hours with a nut who thinks making a TV show about cops on skateboards is a good idea. Thanks! vi Abstract Low interfacial electron-hole recombination rates are essential for low-noise electronic devices and high-efficiency solar energy converters.
This recombination rate is dependent on both the surface electrical trap state density, Nr„, and the surface concentrations of electrons, ø;, and holes, ø;. A reduction in Nr, is often accomplished through surface chemistry, and lower recombination rates, through lower Nr, values, have been demonstrated in this work for surfaces chemically treated to produce methoxylated, Si-O—CHs, overlayers. The H—Si(111) surfaces can react with methanol quickly in the presence of an oxidant or slowly in neat anhydrous methanol. Mechanisms have been proposed for both reactions.
Low recombination rates can also be achieved through control of the surface physics; a large ø; or ps can lower recombination rates. To date, low recombination rates have often been attributed only to a reduction in Nz, without a direct measurement of n, and ps, partly because the importance of v, and p; has not been fully recognized and partly because an accurate evaluation oŸz; and ø; can be very difficult. Surface recombination rates of silicon immersed in liquids containing various redox species (e., Fe” ° Ib, MetgFe”°, or CoCp2””) were studied using an rf photoconductivity decay apparatus and compared with n, and p, values obtained from Mott-Schottky and other analysis techniques. The results demonstrate that the observed recombination rates can only be correlated with Nr.
values when n, ~ ps.
